چکیده

We report on measurements of the spontaneous emission factor for oxide-confined InGaAs vertical cavity surface emitting lasers. The spontaneous emission factor is determined as a function of the active layer volume from the measurement of small-signal harmonic distortion at threshold. For a 333 mm oxide aperture device we obtain spontaneous emission factor of 4.2•10 at room temperature. © 1997 American Institute of Physics. @S0003-6951~97!03501-8#

Transverse modes in oxide confined VCSELs: Influence of pump profile, spatial hole burning, and thermal effects.

We present experimental studies on the transverse mode emission behaviour of oxide-confined Vertical Cavity Surface Emitting Lasers (VCSELs). VCSELs with aperture diameters of 6um and 11um exhibit a wide variety of emission patterns from low order Hermite- Gaussian modes to high order Laguerre-Gaussian modes. We obtain detailed information about the spatial gain distribution by recording sponta...

Extracting photon periodic orbits from spontaneous emission spectra in laterally confined vertically emitted cavities.

We report our observation of the signature of photon periodic orbits in the spontaneous emission spectra of large-aperture vertical-cavity surface-emitting lasers (VCSELs). The high-resolution measurement clearly demonstrates that over a thousand cavity modes with a narrow linewidth can be perfectly exhibited in the spontaneous emission spectrum just below the lasing threshold. The Fourier-tran...

Surface-structure-assisted chaotic mode lasing in vertical cavity surface emitting lasers.

We demonstrate chaotic mode lasing in vertical cavity surface emitting lasers at room temperature, with an open cavity confined laterally by the native oxide layer. Instead of introducing any defect mode, we show that suppression of lower-order cavity modes can be achieved by destroying vertical reflectors with a surface microstructure. Lasing on chaotic modes is observed directly through colle...

Cold-cavity measurement of optical loss from oxide-confined vertical-cavity surface-emitting lasers

Microcavity laser design and performance optimization requires a quantitative knowledge of the cavity optical losses. A generalized method using sub-threshold spectral measurements matched to model calculations is demonstrated to determine optical loss in microcavity lasers. Cold-cavity spectral characteristics are used to extract the size-dependent optical loss for small diameter oxide-confine...
